4ProductionPreparing

4.1Production

PROD/PE/STmembergetreadytoproduceaccordingtotheproductionplanandproductionNotice.

4.2Material

STpreparesmaterialandsendstoPRODmaterialroomaccordingtotheproductionplanandthematerialsendingoutnotice.ThepersoninchargeofmaterialofPRODdeptshouldchecktheqtyandtype,andsendthematerialtoproductionlineonschedule.

4.3Equipment、Instruments、ToolandJig

AccordingtotheProductionLinetransfernotice,PEpreparetherelevantEquipment、Instruments、ToolandJigandmakesureallofthemwereingoodconditions.(Forspecialissues,PRODneedtoinformPEtopreparebeforehand2hoursearly.

4.4Others,suchastheproductionoperatorandtheworkinginstruction

4.4.1PRODpersonnelarrangetheproductionoperatorandtheworkingstationaccordingtothe

Productionplan.

4.4.2TheProductionLineLeaderwithresponsibilityforputtingtheworkinginstructionandtrackrecordtableoneachstation,makessureeveryoperatorunderstandtheinstructionsandcanfollowtheinstructionstrictly.OperatorshouldweartheESDwristasrequirement.

4.4.3PEshouldpreparetheCOBEngineeringDocuments,thefacility,toolingandJig.PEiswithresponsibleforanalyzingandsolvingthequalityabnormality.

4.4.3IPQCshoulddoinspectionaccordingto<>and<>described.

5Productionprocesscontrol

5.1PCBCleaning

5.1.1TheFR-4PCBwithVacuumpackagecanbeputinusedirectly.

5.1.2ForthoseFR4PCBthathaspassedSMTstationfirst,theoperatorneedstouserubbertocleanthebondingareajustastheworkinginstructionrequest.

5.1.3Baseontherequirementnotedineachmodel’sworkinginstruction,theoperatorneedusetheauto-wipingmachinetocleanupthefilmcoveredonthebondingareaoftheFR1PCB.

5.1.4Aftercleaningjobwasfinished,putthePCBintotheturnoverboxandflowtonextstation.

5.1.5IPQCshoulddofirstproductsinspectiontoverifythePCBcleaningeffectsafterPCBwascleaned.Eachtimesampling1PCSforeachmodeltocheckwhetherthegoldenfingerinPCBbondingareawascleanenoughandrecordthecheckingresultsin<>andkeeptherecordsforoneyear.IPQCissuestheDefectsImprovementNoticeandrequeststherelevantdeptanalysistherootcauseanddoanyimproveactionsifthereareanyproblemsoccur.IPQCwillfollowandconfirmtheimproveeffect.ForNewModeltrialrun,IPQConlyneedfill<>.

5.2DieAttaching

5.2.1OperatorconfirmsthePCBandDie’stypeandmakesureitisconsistentwiththeworkinginstruction,thenputitintoproperaluminumboxpiecebypiece;checkthegluetypeanddroptheglueonthePCB;usevacuumpentofetchthedieandplaceitonthegluewithproperdirection.Alltheactionsshouldbeproceedaccordingtotheworkinginstruction.

5.2.2OperatorneedfilltheD/Adate,shiftNO,quantityandICLotNo.inthetracesheetafterfinishproducingabouttwentyboxesPCB,andwithsignaturesaswell.PRODshouldkeepthetracesheetforthreemonths.

5.3Curing

5.3.1ThePCBwithattachedDiceneedstobesenttotherelevantstovetocuringorplacesittotheappointedareawaitingforcuringnaturally.

5.3.2IPQCsamplingcheck

Accordingtothecheckingitemsnotedineachmodel’sworkinginstruction,IPQCdocosmeticinspectionforthosePCBwhichwasfinishedD/Aandreadytocuringonetimeeachday,eachtimesampling1PCBforeachmodel,checkingwhethertheIC’stypewasrightandICwasinsmoothpositionwithrightdirection,makingsuretherearenocosmeticobjectionssuchasbroken,notch,foreignmaterialandsoon.RecordthecheckingresultsinIPQCSamplingCheckingRecordProcessControlP-Chart,keeptherecordsforoneyear.Ifthereareanyproblems,IPQCneedissuetheDefectsImprovementNoticeandrequeststherelevantdeptanalysistherootcauseanddoanyimproveactions.IPQCwillfollowandconfirmtheimproveeffect.ForNewmodeltrialrun,IPQConlyneedfill<>.

5.4WireBonding

5.4.1TheoperatorshouldverifytheCOBpartsandthebondingprogramandtheworkinginstructionisconsistentwitheachother,andcanbegintoworkafterallwasconfirmedOK.FollowingtherequirementslistedintheworkinginstructionandCOBcurrentInspectionStandard,theproductionoperatorneedtodofunctiontestandcosmeticinspectionforallproducts,fillthecheckingresultsintheSingleInspectingRecordsheetaswell.

5.4.2Operatorneedfillthetracesheet,recordtheMachineNo.,quantity,DateandtheoperatorafterfinishedproducingabouttwentyboxesPCB

5.4.3Forthosedefectsthatfailedforrepairingbyoperatorshouldbelabeledandsenttotherepairmanforrepairing.

5.4.4Stopproductionwhentherearedefectsoverthelimit,andinformPRODsuperviseandPEtechnicianintime.Theproductionlineleadershouldissuethe<>.

5.4.5LineleaderwriteTransferNoticeandinformPEtechniciantoprepareforanotherproductsproduction.OperatororlineleaderinformPEtechniciantoadjustthemachinewhenproblemsoccur.PEtechnicianneedfilltheBonderUsingRecordwhentransferoradjustthemachine,andkeeptherecordforhalfyear.

5.4.6PEChecking

5.4.6.1Appearanceandfunctioncheck

PEtechnicianshoulddotheappearanceandfunctioncheckaftertransferoradjustthebonder.Andchecktheappearanceandfunctiontwiceforeachdayfilltheresultsin<>.PEshouldkeeptherecordsforhalfyear.

5.4.6.2bondingwirepullmeasure

PEtechnicianshoulddobondingwirepulltestaftertransferoradjustthebonder,filltheresultsin<>.Thebondercanbeputinusetilltheappearance,functionandpulltestwasverifiedOK.

5.4.7IPQCinspection

5.4.7.1CosmeticChecking

Accordingtothe<>,IPQCdotheappearanceinspectionforCOBproductsthatwasfinishedbondingforeachbondermachineeverytwohoursforeachshift.Eachtimesamplingcheck1PCS,andfillthecheckingresultsin<>.

5.4.7.2Bondingwirepulltest

IPQCcheck1PCSproductsanddothebondingwirepulltestwhenthereismodelchange.Andcheck1PCSanddothebondingwirepulltesteverytreedaysforthoseproductsiscontinualproducingoverthreedays.Testsixwires(fourcornersandthemiddleofleftandupside)pullandrecordtheresultin<>.IPQCwillkeepthechartforoneyear.

5.4.7.3Functionsamplingchecking

Eachday,IPQCsamplingcheckthefunctionof1PCSproductsthatwerealreadyfinishedbondingandpassedthefunctiontest.Recordthetestresultsin<>.Whenfoundsomedefects,IPQCneedissuetheDefectsImprovementNoticeandrequestsResponsibledeptanalysestherootcauseanddoanyimproveactions.IPQCshallkeeptheDefectsImprovementNoticeforoneyear.Aftersamplingchecking,IPQCshouldsignandfillthedefectsQTY,inspectedQTY,defectrateintracesheet.

5.4.7.4Defectsjudgeandsolve

5.4.7.4.1IPQCsupervisorshallcheckoramendthelimitsofthecontrolcharttermly.

5.4.7.4.2Thejudgmentforuncontrolledprocess:

a.Thedatapointoverthecontrollimit.

b.ContinualSevenpointswasgoupordropdown.

c.Thedatapointwaschangeperiodically.

5.4.7.4.3Whenfoundsomedefects,IPQCneedissuetheDefectsImprovementNoticeandrequestsresponsibledeptanalysestherootcauseanddoanyimproveactions.IPQCwillfollowandconfirmtheimproveeffect.

5.4.8Bondingwirepulltestingguidance

5.4.8.1Tools:

microscope、pullmeter、ironwire

5.4.8.2Testsixwires’pull(fourcornersandthemiddleofleftandupside,refertobelowillustration).Theminimumpullof1.25milwiregreaterthanorequalto5gisOK,for1.00milwire,theminimumpullshouldgreaterthanorequalto4gisOK.(ItisNGifPointAorEwasbroken)
